چکیده

High resistivity silicon with different concentrations of the impurities oxygen and carbon were irradiated with neutrons and charged particles. The DLTS method is used to determine the defect parameters. During irradiation of silicon with particles lattice atoms are displaced and the primary defects silicon interstitials and vacancies form the impurity defects Ci, CiCs, CiOi and V Oi. In the dense displacement regions mainly divacancies V V are formed. The radiation induced defects change the macroscopic parameters of silicon detectors. During irradiation with neutrons mainly clusters are created. During irradiation with charged particles the generation of single isolated displacements is enhanced due to Coulomb scattering. This is main difference between irradiation damage after charged particle and neutron irradiation. The higher radiation tolerance of oxygen enriched silicon after charged particle irradiation is related to the higher introduction rates of impurity defects, because only the reaction kinetic of point defects is influenced by the impurity content. The cluster damage is less particle dependent and the threshold energy at which a recoiled silicon atom starts to create a cluster is estimated to be 300 eV.

A study of the double-acceptor level of the silicon divacancy in a proton irradiated n-channel CCD

Radiation damage effects are problematic for space-based detectors. Highly energetic particles, predominantly from the sun can damage a detector and reduce its operational lifetime. For an image sensor such as a Charge-Coupled Device (CCD) impinging particles can potentially displace silicon atoms from the CCD lattice, creating defects which can trap signal charge and degrade an image through s...

Observation of a bistable defect generated and activated by heat treatments in irradiated high resistivity silicon detectors

Systematic investigations of transient effects in the depletion voltage of radiation damaged silicon detectors after heat treatments have been performed. Experimental results on the change of the depletion voltage induced by forward bias, illumination or further heat treatments are presented. The observed change as function of time and temperature is discussed in terms of the generation, activa...

Analysis of Temperature Effect on a Crystalline Silicon Photovoltaic Module Performance

In this paper, the effect of the cell-temperature on the performance of photovoltaic (PV) module is evaluated. The evaluation is based on a mathematical module (single diode equivalent circuit) and practically based on solar module tester (SMT). Solara®130W PV crystalline silicon module was used in this simulation. The SMT is able to supply a constant irradiance level (1000W/m2) or any other de...
